What type of plating is best for wire bonding?

April 29, 2008

There are 6 types of plating used in our factory to plate copper leadframe. Which one is the best plating to make good wire bonding?
1) Nickel
2) Silver
3) Copper
4) Palladium
5) Soft gold
6) Hard gold

Wong,
Soft, pure gold is best for wire bonding. Grain refiners can be added without sacrificing the purity of the gold. It is best to consult your precious metal supplier regarding a proprietary grain refiner. Good Luck!
